Personally I give it to Mary Shelly, though I have read it much more recently than Gulliver's Travels (seen or read)
Mary Shelly – Frankenstein 1818
Jonathan Swift – Gulliver's Travels 1726 contains some elements that can be considered science fiction.
Lucian of Samosata – A true Story 250 AD – some say despite being about aliens, war in space and time travel, there is nothing in it that is 'science'
Ovid – Icarus 8 AD – debatable is making wings to fly with science?
